Made by Filtronic Solid State (I think the old Dexcel-Litton?) these P-HEMT Fets are rated from 50 MHz to 18 GHz, type LPD200D70 and made in the 70 mil cermic package for better HF response. Filtronic has fully characterized these from 50 MHz (kinda rare, dont see many low noise FETS tested at 6 meters...) to 18 GHz. Power output at 18 GHz is 20 dBm, with associated gain of 10 dB. Noise figure max is .7 dB at 2 GHz with associated gain of 16.6 dB. Idss for this reel is spec'ed to lie between 35 and 65 mA, typical app has Vdd at 5 volts. These devices were designed for high dynamic range front ends for wireless and other applications. Pretty nice parts, cheap enough to experiment with! You get a strip of 5 parts. Data may be found online at the Filtronic web site. When I initially researched these I was told by sales that these are similar to the LP7612 part. Have fun!
